I. Basic Equipment Requirements:

II. Equipment Configuration Requirements
2.1 Standard configuration:
2.1.1 Automatic loading and unloading mechanism - can place 2 material boxes
- Including automatic discharge mechanism of material box and full alarm device of material box.
2.1.2 Device operating system
- It has the function of setting and opening different interface permissions according to different levels - each setting value can freely define the upper and lower limits and lock - use 21.5-inch color LCD.
2.1.3 XYZ mechanism
- Motion platform XY – linear motor platform (XY linear motor).
- Bond head Z – voice coil motor unit (Z voice coil motor).
2.1.4 Transmission mechanism
-The front and rear guide rails must be equipped with anti-collision sensor - lead frame anti-jamming device - lead frame transmission anti reflection detection sensor.

III. Equipment performance requirements:
3.1 Welding wire speed: 50ms / wire (the actual production capacity will vary according to different wire and welding wire process requirements).
3.2 Welding accuracy: ±3μm.
3.3 Welding accuracy: ≤ 7.6mm (welding accuracy: 1.0 mil).
3.4 Swing requirements of welding wire:
3.4.1 The length of welding line is less than 2.54mm: 25um@3sigma. (measure 22 gold wires).

IV. Equipment functional requirements:
4.1 Feeding Department / blanking part: fully automatic lifting mode of material box. The feeding and discharging parts cooperate with the material box tacitly and operate smoothly.
4.2 The lead frame is in the guide rail, and the step conveying is stable and reliable without dislocation, jamming and other phenomena.
4.3 Transfer claw part: when the transfer claw is closed, the speed is stable, the impact force is small, and the adjustment is convenient;
4.4 PR system:
4.4.1 CCD camera, clear image.
4.4.2 The error of PRS calibration in X and Y directions is within 0.007mm.
4.4.3 If the chip position deviation is within 5 degrees, the equipment can still operate normally without manual calibration and position identification.
4.5 Equipment clamp and lighter box can be suitable for gold wire Ф 15um- Ф 50um, copper wire Ф 15um- Ф 50um welding wire.
4.6 The equipment software shall be stable and reliable, and the system shall not crash. The equipment with the same software version and model must be unified.
4.7 The equipment is equipped with anti-static socket.
4.8 The equipment needs to have good variety replacement function to ensure the consistency of hardware, and different product programs between the same machine can copy each other.
4.9 The equipment has the upper and lower limit setting function of the data menu, and can freely set the upper and lower limit value range of data and lock it in the hierarchical menu.
